High Speed Resonant Cavity Enhanced Photodetectors

We have designed, fabricated and characterized Resonant Cavity Enhanced (RCE), Schottky and p-i-n type photodiodes. Resonant cavity enhancement is a novel photodetection scheme that has appeared in the last decade as a proposed solution to overcome the well-known bandwidth-efficiency trade-off limiting the performance of conventional photodetectors. The active device structure is placed between two mirrors to enhance the optical field without effecting electrical performance. In the case of a photodiode, the RCE effect is accomplished by quarter-wave dielectric stacks (Bragg reflector). Devices designed for operation in the 800nm-900nm wavelength region have measured 3dB responses varying from 50GHz-100GHz and quantum efficiencies from 20% to ~100%.
